The 400-V to 900-V MOSFETs are used for switching power supply and inverter motor applications. Toshiba offers super-junction MOSFET series suitable for high-output power supply applications and D-MOS (double-diffused) MOSFET series suitable for low-output power supply applications.

State-of-the-art super junction MOSFET DTMOSVI
The DTMOS series has a super junction structure capable of reducing the resistance of the drift layer even though it has a high withstand voltage. Our fourth-generation DTMOSIV series has adopted a single-epi process to achieve both low on-resistance and high-speed switching.
